To me Ultraviolet has aged really quite well and is still one of if not the best takes on the genre.
If we're talking TV one series I loved at the time is Dark Skies. Thought it had a lot of potential, sadly cancelled though they did see to write it so it closed out, if not according the the original arc then at least with some finality.
Also Terminator TSCC turned out well, certainly got more interesting in Series 2 and was looking to have a stronger story than the films because they seemed prepared to take risks.
Films - Daybreakers is arguably Sci-Fi and I thought it was quite good.
A thought for the maintainer of the list - might be worth putting Equilibrium, Dark City and eXistenZ into the list itself, they're too good to keep outside where someone might miss them.

My nomination : Total Recall 2070. Candian show, guess you could say that it was inspired by the film. Enjoyed it a lot, shame it didn't keep going; whole series is available on youtube.
