For me, a good villain has a plan, no redemption arc and goes down fighting. Darth and terminator are great but they have a long arc where they eventually get redeemed. It's hans gruber all the way on this list.
chigurh for me from that lot. he has no redeeming qualities at all and seemingly no motive for going a far as he does other than for sport and because he is psychopathic. woody harrelson's character even points this out.

the book offers no further insight.

Not scary as such but one of my favourite ‘villains’ was Ivan Drago, playing up to the cold hearted killing machine stereotype.
